As fabs shift to renewable electricity, direct Scope 1 emissions from high-GWP process gases are becoming the dominant climate impact, and they continue to grow with AI-driven expansion. This presentation examines three reduction pathways: improved abatement, optimized recipes, and low-GWP gas substitution. It presents measured results including an 85% reduction in chamber clean emissions through recipe tuning and complete CF₄ removal in substitution screening, and explains why collective industry qualification is needed to bring replacement gases to market.
